Sketch the band diagram for an ideal Schottky contact made by placing a metal with a work function of 4.7 eV on silicon doped with 5x1016 donors/cm3.

  • Label and show values for the barrier height (0.63V)
    and the built-in potential (0.487V) on the diagram.
    Vb = Metal work function - silicon electron affinity = 4.7 - 4.05 = 0.63V

    silicon work function = 4.05 + Vn = 4.05 + Vt ln[Nc/Nd] = 4.05 + 0.163 = 4.21V

    Vbi = metal work function - silicon work function = Øm - Øs = 4.7 - 4.21 = 0.487V
